Photoluminescence and damage recovery studies in Fe-implanted ZnO single crystals

چکیده
We report Fe-related emission in ion-implanted ZnO single crystals. Iron ions were implanted at room temperature with 100 keV and a fluence of 1310 Fe/cm, and were submitted to annealing treatments in vacuum and in air. After implantation, the damage raises the minimum yield (xmin) from 2% to 50%. Annealing in an oxidizing atmosphere leads to a reduction of the implantation damage, which is fully recovered after annealing at 1050 °C with a xmin;3% in the implanted region. With extrinsic excitation, red Fe-related emission is observed at low temperatures. The intensity is dependent on the annealing conditions. For samples annealed in air, the luminescence can be detected up to 120 K. When a comparison is made between unimplanted and post-implanted annealed samples, noticeable changes on near-band-edge and deep-level photoluminescence spectra are observed. A thermally populated structured green emission could be observed in the sample annealed in air, as shown by the temperature-dependent photoluminescence excitation studies. © 2003 American Institute of Physics. @DOI: 10.1063/1.1573341#

Ferromagnetism and suppression of metallic clusters in Fe implanted ZnO – a phenomenon related to defects?
We investigated ZnO(0001) single crystals annealed in high vacuum with respect to their magnetic properties and cluster formation tendency after implant-doping with Fe. While metallic Fe cluster formation is suppressed, no evidence for the relevance of the Fe magnetic moment to the observed ferromagnetism was found. The latter along with the cluster suppression is discussed with respect to defe...
متن کاملParamagnetism and antiferromagnetic interactions in single-phase Fe-implanted ZnO.
As the intrinsic origin of the high-temperature ferromagnetism often observed in wide-gap dilute magnetic semiconductors becomes increasingly debated, there is a growing need for comprehensive studies on the single-phase region of the phase diagram of these materials. Here we report on the magnetic and structural properties of Fe-doped ZnO prepared by ion implantation of ZnO single crystals. A ...
متن کاملImpedance analysis of secondary phases in a Co-implanted ZnO single crystal.
Co ions with 100 keV energy with a fluence of 1 × 10(15) cm(-2) are implanted into ZnO(0001) single crystals at 300 °C under vacuum. The resulting Co-implanted ZnO single crystals and the subsequent 750 °C and 900 °C annealed samples are analysed with respect to their structural, optical, electronic, magnetic and ac electrical properties. Photoluminescence and X-ray photoelectron spectroscopy r...
متن کاملGrowth of Single Crystalline ZnO Nanotubes and Nanosquids
The growth of ZnO nanotubes and nanosquids is obtained by conventional thermal chemical vapor deposition (CVD) without the use of catalysts or templates. Characterization of these ZnO nanostructures was conducted by X-ray powder diffraction (XRD), field-emission scanning electron microscopy (FESEM), Raman spectroscopy, and photoluminescence (PL). Results indicate that these ZnO nanostructures m...
متن کاملPhotoluminescence due to Group IV impurities in ZnO
We report the results of photoluminescence measurements on ZnO bulk crystals implanted with both stable and radioactive species involving the group IV impurities Ge, Si and Sn. We previously confirmed the identity of a line emerging at 3.3225 eV as being related to Ge and present here uniaxial stress data which show that the defect responsible has trigonal symmetry. Experiments with Si provide ...
